What are the main types of electronic thermal conductive materials used, and what are their advantages and disadvantages?

   Thermal conductive double-sided tape:

Advantages: Low thickness, generally below 0.3mm, with strong adhesion, can be used to fix small heat sinks. Disadvantages: The thickness cannot be too thick, cannot be used when the gap is too large, cannot be reused, and the thermal conductivity is not high.

Application environment: Between a low-power heat source and a small radiator, used to fix the radiator

   Thermal grease (thermal paste):

Advantages: Semi liquid state, relatively high thermal conductivity, can be applied very thinly, good sealing performance, relatively low thermal resistance, and low cost

Disadvantages: The coating thickness should not be too thick, preferably less than 0.2mm. It is not suitable for large-area coating, inconvenient to operate, and after long-term use, it is prone to aging at high temperatures, drying out, increasing thermal resistance, and having a certain degree of volatility.

Application environment: Between high-power heating components and heat sinks, the heat dissipation components have their own fixing devices

   Thermal conductive silicone sheet:

Advantages: Good sealing performance, relatively large adjustable thickness range, strong tolerance compensation performance, good insulation, relatively large compression capacity, certain shock resistance, with slight adhesion on both sides, and strong operability.

Disadvantages: Manufacturing processes below 0.5mm are complex, resulting in relatively high thermal resistance and higher costs.

Application environment: When there is a large gap between the heating element and the heat sink, between the heating element and the housing

Phase change material:

Advantages: At room temperature, it is in the form of sheets, thin in thickness, and highly operable. At high temperatures, it undergoes a phase transition into a semi liquid state, with strong sealing properties. During the phase transition process, it has instantaneous heat absorption ability.

Disadvantages: Not easy to store, transport, and relatively high cost.

Application environment: Heat dissipation module. At present, the application scenarios are expanding, and almost all places where silicone grease can be applied can use phase change materials.

The main design of thermal design is to reduce thermal resistance. What are the effective ways to reduce thermal resistance?

There are two types of thermal resistance: the thermal resistance of the thermal conductive material itself and the contact thermal resistance. There are three main ways to increase the thermal resistance of the thermal conductive material itself: increasing the effective contact area, increasing the thermal conductivity of the thermal conductive material, and reducing the thickness of the thermal conductive material.

The main factors affecting contact thermal resistance are the hardness and sealing performance of thermal conductive products. The main ways to reduce contact thermal resistance include increasing pressure and using softer thermal conductive materials

What are the advantages and disadvantages of thermal conductive silicone grease compared to thermal conductive silicone film in the application of LED industry.

Thermal paste:

Advantages: The material is paste like, with a commonly used thermal conductivity of 1-3W/M.K (most domestic thermal pastes tend to exaggerate their thermal conductivity). The advantage is that the material has good adaptability, suitable for various shapes of aluminum substrates, good thermal conductivity, and will not produce scraps

Disadvantages: The large-area application operation is convenient, and it can be used under long-term high temperature conditions. Free substances may precipitate in the thermal paste, contaminating the lens of the lamp and affecting the light transmittance. When using such materials, attention should be paid to the performance of the material under long-term high temperature conditions, and the less substance escapes, the better

Thermal conductive silicone sheet:

Advantages: A flexible pad made of a single silicone resin substrate, with a relatively soft material, good compression performance, a wide range of adjustable thickness, suitable for filling cavities, adhesive properties on both sides, and strong operability and maintainability

Disadvantages: When the thermal conductivity area is large, due to the softness of these materials, when it comes to parts with size requirements such as installation holes, dimensional deviations may occur due to material deformation, making it impossible to align. Moreover, due to the adhesive properties of the material on both sides, when the aluminum substrate cannot be accurately installed on the heat dissipation base and needs to be repeatedly moved, the material may wrinkle or even pull off, resulting in the formation of new cavities and affecting the thermal conductivity effect. When using this material, attention should be paid to training workers or using certain tools to reduce product problems caused by processing
